You can configure it at the console prompt. With the Alpha 1000, 'set
ewa#_mode <modetype>' does the trick. The modes available can be
obtained from 'set ewa#_mode ?'
set ewa0_mode fastfd
sets to fastethernet fullduplex
If you have more than one ethernet card installed, the setting may be
"set ewb0_mode".
Antti Autio added:
add "speed 200" to ifconfig switches in /etc/rc.config .. you can
test your setup by using ifconfig tu0 down; ifconfig tu0 speed 200;
ifconfig tu0 up. the speeds available are (i think) 10 for 10 Mbit
ethernet, 20 for 10 Mbit full duplex, 100 for 100 Mbit and
200 for 100 Mbit full duplex.

If you do set up a full duplex link, I suggest doing a bit
testing. Digital adviced us not to use full duplex, because it doesn't
work properly with most hubs/switches and the troughput is actually much
slower than when using half duplex. Test the troughput first in half
duplex mode to be sure that full duplex actually does something good.
I tested it, it works with full-duplex slightly better...
