Thanks to all who responded to my request for information on the DEC
3000/M700. The following is a summary of that information.

From a quick look at the January 1995 Systems and Options
catalog it appears that the only differences in the Model
600 and 700 DEC 3000 are the CPU clock speed and the minimum
operating system versions required:
175 Mhz for the Model 600 and DEC OSF/1 V1.3A and later
225 Mhz for the Model 700 and DEC OSF/1 V2.0 and later
Ah, the Model 600 could also purchased with only 32 MB of
memory, where the minimum for the Model 700 was 64 MB.

The top serial speed is 115200 and it is set generally through whatever
program opens it. If it is done by getty, you use /etc/inittab and the
defs from /etc/gettydefs.

As far as I knows the only difference between a 600 and a 700 is the
processor chip , 600 has a 175Mhz 21064, te 700 has 225Mhz 21064A.
